Description
The purpose of this amendment (0004) is to modify the last sentence in Topic (l). 1. The following topic is hereby modified: Topic (l): "Heterojunction Bipolar Junction Transistor (HBT) Development Suitable for a Switching Device in a High Efficiency UHF Band (or higher frequency) Nonlinear Power Amplifier" The optimum class-E switching device must exhibit both low R-ON (resistance through the field effect transistor drain-to-source channel) and high breakdown voltage (in terms of hundreds of volts, high for solid state devices) to function as a switch. The bipolar switch theoretically suggests the most likely device capable of switching at the UHF rate. The gallium nitride process, available in the first quarter of 2006, is ideal for class-E operation at the frequencies of interest. An even better candidate in consideration for this application is the heterojunction bipolar transistor III-V device. An academic partner with the appropriate facilities and expertise would work with NSWCDD Q22 to develop and manufacture novel III-V prototype devices capable of use at UHF, 500 watt RF output in a single device/package. 2. This announcement will remain open and white papers will be accepted through 30 September 2008. This synopsis is being posted to both the Federal Business Opportunities (FBO) webpage located at http://www.fbo.gov and the navy Electronic commerce on Line (NECO) website located at http://www.neco.navy.mil. While it is understood that FBO is the single point of entry for posting of synopsis and solicitations to the internet, NWECO is the alternative in case FBO is unavailable.
