- Specifications Combined Synopsis Solicitation The system will be used to place gold or aluminum wire-bonds and ribbon-bonds on packaged voltage standard circuits. In order to provide maximum flexibility in packaging, the system shall be a convertible-head manual wirebonder, meaning it will have a manually controlled bonding tool that supports the following types of bonds: 45o wedge bonding, 90o wedge bonding, ribbon bonding, and ball bonding. This instrument shall have a single bonding head and require only the clamp, wedge, and wire path to change for different bonding techniques. The System shall consist of the following components: 1. (1) Wirebonder tool 2. (1) Microscope and illumination kit 3. (1) Temperature controller 4. (1) Heated workholder 5. (1) Adjustable height stage The specific requirements for each component are as follows: Wirebonder tool: • Support 45o wedge bonding • Support 90o deep access wedge bonding • Support ribbon bonding • Support ball-wedge bonding • Wirebonder instrument shall support the above tooling using a single bonding head requiring minimal time (5-10 minutes) to change between tooling, and include clamps and wedges to these toolings • Wirebonder instrument shall support the following materials and material dimensions: o Gold wire: 0.0007 to 0.0030 inches (0.018 to 0.075 mm) o Gold ribbon: up to 0.001 x 0.01 inches (0.025 to 0.250 mm) o Gold ball: 0.0007 to 0.002 inches (0.018 to 0.050 mm) o Al wire: 0.0007 to 0.003 inches (0.018 to 0.075 mm) • Wirebonder instrument shall have adjustable tool heat • Wirebonder instrument shall have manual control over X, Y, Z bond position • Wirebonder instrument shall have greater than 0.670 inches (17 mm) of z-axis travel • Wirebonder instrument shall have greater than 10 inch (254 mm) throat • Wirebonder instrument shall have greater than 10 x 10 inch (254 x 254 mm) stage • Wirebonder instrument shall support adjustable bonding force from 10-250 grams • Wirebonder instrument shall support programmable bonding time from 0-999 ms • Wirebonder instrument shall support programmable number of bonds up to 21 stitches • Wirebonder instrument shall support at least 2 programmable ultrasonic power setpoints • Wirebonder instrument shall have at least 30 storable recipes • Wirebonder instrument will be powered using 110 VAC, 60 Hz Microscope and illumination kit • Instrument shall include a stereomicroscope with 15x eyepiece • Instrument shall include LED illuminator with power supply and mounting hardware • LED illuminator shall include up to two brightness setpoints Temperature Controller • Instrument shall include 400 W temperature controller Heated workholder • Heated workholder shall accommodate substrates up to 3.0 x 2.75 inches (75 x 70 mm) • Heated workholder shall have a mechanical clamp • Heated workholder shall be fixed height • Heated workholder shall be floating on stage • Heated workholder shall be vacuum attachable Adjustable height stage • Instrument shall include at least 5 inch (127 mm) of work space above stage top with adjustable height stage in place • Adjustable height stage must be removable to accommodate larger work pieces under the bonding area of the tool
