Contracting Officer, Ted Fiske, (619) 939-8182. The Naval Air Warfare
Center Weapons Division plans to procure on an other than full and open
competition basis from the University of Michigan the continued
theoretical and experimental investigations to establish the
feasibility of fabricating high power CW and pulse impact avalanches
and transit time (Impatt) devices from InP-based epitaxial material for
operation at 94 Ghz. These investigations will include, but not be
limited to, the following: 1) Design and growth of epitaxial layer
structures to evaluate material parameters in InP and to optimize ohmic
contacts on InP. 2) Design, simulation and growth of various Impatt
structures . 3) Development of low-parasitics packaging technology to
insure impatt operation at 94 Ghz. 4) Optimization of heat-sinking
technology to facilitate multiple-device cavity power combining. 5)
During the course of the program reports and other material will be
delivered to the Naval Air Warfare Center, China Lake, CA 93555-6001
for evaluation and testing. The period of performance will be a basic
