A -- DEVELOPMENT OF A RAD TOLERANT 4 MBIT SRAM POC Donyale DeShazo, Negotiator, (703) 325-0847, Edward Archer, Contracting Officer, (703) 325-5028. The Defense Nuclear Agency (DNA) has a requirement for the development and demonstration of a production worthy, radiation tolerant, high performance 4 Mbit Static Random Access Memory (SRAM) to support future military and space applications. These devices will be required to ensure that the stringent performance, lifetime, reliability, power and weight requirements of these future systems can be achieved. In addition, the use of these devices are crucial concerning the use of smaller launch vehicles (i.e. medium vs. heavy). Specific electrical performance and radiation requirements are mission dependent. However, as a general specification, a very large memory which can operate at greater than or equal to 30 nsec in a natural space radiation environment is required.
