(1) General Statement of Research Need The Office of Naval Research (ONR) is soliciting technical and cost proposals for Silicon Carbide (SiC) research and development. The technical proposal should address one, a combination, or all of the following areas: 1) Very large diameter single crystal silicon carbide bulk and epitaxial growth. 2) Identification, control and characterization of intentional dopant and 'background' impurity levels 3) Approaches to semi-insulating bulk and epitaxial film growth technology and characterization. 4) Characterization and elimination of extended defects (dislocations, stacking faults,etc.) 5) Correlation of surface properties with electrical behavior at low and high fields and frequencies. 6) Identification and elimination of deep level, optical trap and other slow carrier phenomena. 7) Scanning electric field microscopy characterization of 'device' vehicles. 8) High field phenomena (avalanche processes, ionization coefficients, rates, etc.) and their relationshipto material quality. 9) Novel solutions to improved SiO2/p-SiC interface quality and inversion layer mobility. The approach, anticipated outcome and insertion into the military/commercial market place should be addressed for each of the above areas. (2) Criteria for Selecting Proposals, their Relative Importance, and the Method of Evaluation Full proposals will be evaluated using the following criteria which are listed in descending order of importance: (1) overall scientific, technical, and socioeconomic merit; (2) the relevance to Navy requirement and how concepts will be reduced to practice in the near term; (3) the offeror's capabilities, related experience, facilities, techniques, and unique combinations of these which are integral factors for achieving the proposed objectives; (4) the qualifications, capabilities, and experience of the proposed key personnel who will be assigned to carry out the proposed tasks; (5) realism of budgetary cost, cost sharing, and availability of funds. (3) Instructionsfor Preparation and Submission of Full Proposals Full Proposals should include the following items: (A) Cover page, including BAA title and date, project title, administrative and technical points of contact along with telephone and fax numbers, (B) Full proposals shall consist of three primary sections: Technical, Managerial, and Cost. The technical section, maximum of twenty pages, shall provide a clear and concise description of (1) the goals and objective of the proposal, (2) technologies being proposed, (3) main technical issues to be resolved, (4) proposed approaches to solving these issues, (5) description of the innovative nature of the proposed research, and (6) the deliverables, schedule, and milestones associated with the proposed research. The management section shall detail experience, facilities, and include a listing of key personnel and their qualifications. Teams that include participants from industry, academia, and Navy or other Government laboratories are desired, but are not necessary. In cases where a government agency or laboratory is included as part of a proposed team, the government portion will be funded separately and should not be included in the offeror's cost proposal. Government agencies will not be in direct competition with industry. The Standard Industrial Classification code is 8731 with the small business size standard of 500 employees. Full cost proposals that exceed $500,000 submitted by all offerors except small businesses must be accompanied by a Small Business Subcontracting Plan in accordance with FAR 52.219-9. For awards made as contracts, evaluation of the socioeconomic merits will include the extent of commitment in providing meaningful subcontracting opportunities for small businesses, HUBzone small businesses, small disadvantaged businesses, woman-owned small business concerns, and historically black colleges and universities and minority institutions. No portion of this BAA has been set aside for HBCU and MI participants, though their participation is encouraged. This CBD notice itself constitutes the BAA as contemplated by FAR 6.102(d)(2). Unless otherwise stated herein, neither additional written information is available, nor will a formal RFP or other solicitation regarding this announcement be issued. Requests for the same will be disregarded. Full technical and cost proposals will be accepted until 1700 hrs (EDT) on 19 JUL 1999. Funding in the amount of $3.3 million has been made available for this program. It is expected that multiple awards under contracts, grants, cooperative agreements, and other transactions in the range of $700,000, depending on technical merit, and covering a 12 to 15 month period will be made; the number of selections depending, in part on the cost of individual proposed efforts and available funding. Cost sharing is encourage, but not required. The appropriate award instrument will be determined by the Government. The Government reserves the right to select for award all, some, or none of the proposals. Full proposals shall be submitted to the Office of Naval Research, Attention: Colin Wood, Code 312, Room 607-18, 800 N. Quincy Street, Ballston Centre Tower One, Arlington, VA 22217-5660. Offerors must state in their proposal that it is submitted in response to this BAA. Three hard copies of each technical and cost proposal along with a copy stored in Microsoft Word 6.0 on a 3.5" DOS-formatted floppy disk must be provided. Technical and cost proposal submissions will be protected from unauthorized disclosure in accordance with FAR 15.413, applicable law, and DoD/DoN regulations.
