Description

The Contractor shall provide a four-wafer research lot of 4H silicon carbide (SiC) gate turn-off thyristors (GTO's). This research lot should consist of four 2"-inch production-grade wafers of GTOs with 60% of the devices on these wafers meeting the following specifications: Conduction current = 10 A (DC), Gate-Anode breakdown voltage = 40 V, intended operational temperature rage = 25o -- 300o C. Required delivery time is four weeks from award date. It is the intent of the Government to award this requirement on a Sole Source basis to Cree Research, Incorporated, located in Durham North Carolina because they are the only source that can meet quantity, quality and delivery.
